That's hard. Maybe the Revenant. He's really versatile as an obstacle for the player, and has the most meme energy.

Lost Soul. A bit too much health makes them tedious to deal with in large numbers. I like what Doom 64 did with them; more aggressive, but less health.

I like, if not love, pretty much all of them, especially the Prowler, Whiplash, Marauder, Hell Razer, Summoner, and the '16 Hell Knight design. 16's Hell Knight might be my favorite looking demon in the whole series.
