there have. They're not very good. The advantage of beta and alphavoltaics is that you can achieve very high efficiency(~70-90%) at converting kinetic energy to electricity. Alphavoltaics have a lot of potential because they're potentially quite a decent amount of power available in alpha radiation. Only too much... I don't remember the exact number, but I think the record for alphavoltaic power is only 30 minutes before the alpha radiation completely renders the semiconductor inoperable.
